The Daleks, obviously. However, the Master is a better villain than any one Dalek (including Davros), so he gets an honorable mention.

The Autons were the worst that I've seen.

I do want to see an episode where humans are the villains. Not just a few individual humans - the entire human race. Perhaps they've had it with all these alien invasions and have decided to kill all aliens that aren't the Doctor.

Ainley's Master was better, so deliciously scenery chewing. Simms was creepier though I'll give him that.

Old-school cybermen were good, dunno if I like the new ones. The FX was better certainly, but their backstory was less interesting and they become too... well borg like, lost a lot of their originality.

The Doctor is by far the most evil character on that show. Think about it, he's a genocidal maniac that lures what are comparitively children into his vehicle.
